The thermal expansion coefficient of alumina ceramic substrates is required to be controlled within (7.5~8.0)×10-6/K(RT~800℃), which directly affects the thermal matching of copper clad laminates. The standard stipulates that the rod method (GB/T16535) is used for testing to ensure the thermal expansion consistency with the metal layer.


Key points for the implementation of the test method

The bending strength test requires that the sample size is strictly controlled within (40±0.2)mm×(10±0.2)mm, and the span is 30±0.1mm. In actual application, a company failed to control the burrs on the edge of the sample, resulting in a test value deviation of 15%. After polishing, the data returned to the normal range.


Standard Evolution Analysis

Compared with the early industry specifications, this standard adds flash method for thermal conductivity (GB/T22588) and thermal shock resistance test (10 cycles) requirements, reflecting the need for high-power electronic devices to improve substrate reliability. The 2021 version increases the volume resistivity index from 1013Ω·cm to 1014Ω·cm to meet the insulation requirements of 5G equipment.
